    LTCC is to make ceramic powder sintered at low temperature into a green ceramic tape with precise and dense thickness. On the green ceramic tape, the required circuit patterns are made by laser drilling, micro-hole grouting, precise conductor paste printing and other processes, and a number of passive devices are embedded in it for lamination. Finally, the ceramic powder is sintered below 1000, and IC and active devices can be attached to its surface, thus forming LTCC passive/active integrated functional modules.

    LTCC is a kind of multilayer glass-ceramic substrate, which is co-fired with a low resistance metal conductor at a low firing temperature called sintering temperature. It is sometimes called glass-ceramic because its composition consists of glass and alumina. Compared with other processes, the LTCC process has special advantages and characteristics, such as increased functions, excellent stability, low electrical signal loss, high component density, and reliability.



    LTCC has a higher operating temperature, excellent thermal performance, lower expansion coefficient, high reliability, and integration density, which makes it applicable to multi-chip modules, high repetition modules, capacitors, conductors, inductors, transformers, and radio relays. LTCC devices have the advantages of excellent sealing performance, high-temperature resistance, and vibration resistance. Therefore, it can be used in automobile engine control ECU modules, anti-lock ABS modules, and various sensor modules. The characteristics of LTCC make it the most attractive choice for high-frequency applications, and its applications in imaging frames, military radar, advanced automatic detection, satellite communication, and media communication will also increase.

    Market Challenges

    There are many difficulties related to reliability in LTCC, one of which is the matching of shrinkage and thermal expansion coefficient when substrate and wiring are co-fired, which is related to the quality of multilayer metalized wiring. When LTCC is co-fired, the mismatch of sintering characteristics between substrate and slurry is mainly reflected in three aspects:

    The sintering completion temperature is inconsistent;

    Inconsistent with the sintering shrinkage of substrate slurry;

    The sintering speed does not match.



    These mismatches easily lead to uneven surface, warpage, and delamination of the substrate after firing. Another consequence of mismatch is that the adhesion of metal wiring decreases. When LTCC is applied to high-performance systems, the key to strictly controlling the shrinkage behavior is to control the sintering shrinkage of the LTCC co-fired system. If the sintering can't be matched or compatible, the interface layer will split after sintering. If the two materials react at high temperatures, the reaction layer will affect the characteristics of the original materials. Solving the shrinkage problem of LTCC performance is a big technical challenge, and manufacturers need to update their technology, which also poses a challenge to the development of the LTCC market.
